Abstract: This article focuses on exploring the application ofLTCC technology in high integration RF frontend,elaborating on its principles,technical characteristics,and advantages,covering excelent high-frequency characteristics,high integration,and good temperature characteristics.At the same time,we will explore its specific applications in filters,antennas,andRF front-end modules,analyze currentissues such as material processing,design simulation,andcost,and provide prospects forfuture technological innovation,aplicationexpansion,and industrial synergy development trends,aiming to provide a reference for related research and applications.

LTCC技术是将低温烧结陶瓷粉制作成厚度精准、致密的陶瓷带,在生瓷上通过激光打孔、微孔注浆、精密导体浆料印刷等工艺制作成电路图形,将相关被动组件设置在多层陶瓷基板内,并将其叠加在一起,内外电极分别用银、铜、金等金属,在 900∘C 的温度下烧结,制作成为三维空间互不干扰的高密度电路以及内置无源元件的三维电路基板,表面上贴装IC和有源器件,制作成无源/有源集成的功能模块[1]。(剩余4494字)
